How it works

An automatic dicing saw operates by mounting a wafer on a dicing tape stretched over a frame (ring). The saw uses a spindle to rotate a thin diamond-impregnated blade at high speed. A programmable stage moves the wafer under the blade in precise X–Y patterns to follow the scribe lines. During cutting, a stream of deionized water cools the blade and flushes away debris. The machine automatically indexes to the next cut after each pass.
